中文摘要: 在先进制造业中大量应用光学影像测量系统进行各种精密测量。在对此类测量系统进行校准及量值溯源、以及对其视觉传感器进行建模、标定、畸变修正的过程中,广泛使用二维光学标准器。本项目即面向中小尺寸(测量范围在300mm×300mm以内)二维光学标准器进行CD线宽高精度测量的研究,主要内容有:1) 基于激光聚焦扫描及多点位显微图像瞄准的超精密刻线边缘瞄准定位技术研究,包括:刻线Z向边缘特征曲线的获取及特性分析;多点位显微视觉图像的超精密对焦及图像获取;刻线边缘瞄准的数学模型及评价体系。2)三轴差动式超精密二维激光测长技术研究,包括高准确度激光干涉测长,误差分离及修正补偿技术。3)双边测量模型的建立研究,包括:多传感器及激光干涉信号数据融合技术,基于平行线拟合和最小二乘法的双边测量模型,测量不确定度评价模型。本项目研究目的是为建立中小尺寸二维光学标准器线宽校准的国家标准及量传溯源体系奠定基础。

英文摘要: At current advanced manufacturing industry,various of optical imaging measurement systems have been applied in precision measurements. The two dimensional optical standards are widely used in the above measurement systems calibration and traceability as well as corresponding vision sensors' modeling, calibrating, and distortion correction. The project is focus on high-precision measurement of critical dimension of small and medium size two dimensional optical standard(measurement range :300mm×300mm), the main research contents are:1)The research on the ultraprecision line edge aiming and positioning technology based on the Laser confocal scanning and multi-point microscopic imaging aiming technique,including:characteristic analysis and acquisition of z direction edge feature curve of line;the ultra-focusing and imaging acquisition of multi-point microscopic imaging;The modeling and evaluating of line edge aiming. 2) Differential 3-axis ultraprecision two dimensional laser measurement technology, including high accurate laser interferometer measurement, error separation and correction technology.3) The establishment of a bilateral measurement model, including: multi-sensor and laser interference signal data fusion technology, the bilateral measurement modeling based on the parallel line fitting and the least squa
