中文摘要: 量子点红外探测器是近年来出现的一种新型低维光子探测器,这种探测器由于采用量子点纳米结构,在提高探测器的性能(像更低的暗电流、更高的响应率等)的同时,也使影响探测器性能的因素发生了明显的变化,因而非常有必要对量子点红外探测器的性能进行评估。本项目拟通过分析N型量子点红外探测器结构、传输机制等的特殊性,统计势垒中的移动载流子数,对探测器暗电流进行更为准确的定量描述,并结合探测器噪声的主要来源,实现对噪声的准确表征;以前面暗电流的研究为基础,通过分析载流子传输、俘获、激发等影响,根据量子点红外探测器的光电导探测机理,建立更加适合量子点红外探测器自身特点的光电流、响应率、探测率的理论模型,以期为探测器的优化设计提供可靠的理论支持和实验指导。

英文摘要: Quantum Dot Infrared Photodetector is a kind of novel low dimensional photodetectors, which emerge in recent year. Due to its the quantum dot nano-structure,the photodetector shows more efficiency properties (such as a low dark current, a high responsivity, meanwhile), it brings change in the influence factors on the performance of the photodetector, thus it is very necessary to research on the performance evaluation for Quantum Dot infrared photodetectors.In the project,the structure of the N type quantum dot infrared photodetector and transport mechanism of are analysed, the carriers in the barriers are counted,and the dark current of the photodetector is more accurate quantized.With the noise sources of the quantum dot infrared photodetector,the noise of the photodetector is characterized. Based on the study above of the dark current,the influences of the transport mechanism of carriers,the capturation of and the emission of are analysed,and with the photoconductive mechanism of the quantum dot infrared photodetector,the models for the photocurrent of the quantum dot infrared photodetector,the responsivity of and the detectivity of are built, which are more consistent with the characteristics of the quantum dot infrared photodetector.As a result,these work will provide the photodetector designers with the th
