中文摘要: 紫外探测在国防军事、环境监测、生物医学等方面有着广泛的应用,基于纳米材料的高性能紫外探测器具有重要的研究价值和广阔的应用前景。 本项目旨在开发出开关电流比高于目前国际最高记录100倍以上、具有响应速度快和回复时间短特点的高性能氧化锌纳米线紫外探测器。针对这一目标,首先,开发氧化锌纳米线的新型制备工艺,获得直径小于50 nm、长度大于100 μm的超细超长单晶氧化锌纳米线。其次,探索氧化锌纳米线的掺杂工艺和表面修饰技术,获得不同氧缺位含量、不同掺杂浓度的氧化锌纳米线。随后,探索在氧化锌纳米线表面有效嫁接贵金属和高分子材料的方法。最后,开展氧化锌纳米线紫外探测器的机理研究,获得氧化锌纳米线的直径、载流子浓度和表面修饰对传感器开关电流比、响应速率等的影响,最终找到提高纳米线紫外探测器性能的方法,从而开发出基于超细单晶氧化锌纳米线的超高灵敏度紫外探测器,为氧化锌纳米线紫外探测器的应用打下基础。

英文摘要: UV detection has wide applications in national defense and military, environmental monitoring and biomedicine etc. The high performance UV detectors based on nanomaterial have great research value and broad application prospects. In this project, we attend to develop the high performance ZnO nanowire UV detector with the on/off current ratio 100 times higher than the current maximum value and fast response and recover velocity. For achieving this purpose, first, we develop a new synthesis route to get the ultrathin and ultralong single crystal ZnO nanowire with the diameter smaller than 50 nm and the length longer than 100 μm. Second, explore the doping process and surface modification technology to get ZnO nanowires with different oxygen vacancy concentration and different doping concentration. After that, explore the method of connecting the precious metal and polymer material on ZnO nanowires. Then, study the mechanism of ultrathin ZnO nanowire UV detector and explore the influence of nanowire's diameter, carrier concentration and surface modification on the on/off ratio and response rate to get the method of increasing the performance of nanowire UV detector. Finally, based on the ultrathin single crystal ZnO nanowire, develop the high performance UV detector with ultrahigh sensitivity to pave the way for the applications of ZnO nanowire UV detector.
