中文摘要: 针对所提出的柔性BAW传感器的新型结构器件,本项目拟基于BAW传感器相关基础理论,建立柔性基底BAW传感器的数学模型,通过数值仿真计算对BAW传感器结构及工作模式进行设计,利用有限元仿真,分析结构及材料参数对传感器性能的影响,优化布拉格反射材料特性及电极分布,实现厚度剪切模式的激振,并设计相关验证性实验,完善柔性BAW传感器理论分析。根据PET及PI材料的特性,设计以PET为器件基底,PI和W分别为固态封装型体声波谐振器布拉格反射层低、高阻抗层的新型体声波谐振器。实验中选择磁控溅射及甩胶涂覆的方式沉积器件各层薄膜,利用干法刻蚀实现器件的图形化。研究柔性BAW谐振器的能量转换及声波传输的相关特性,研究柔性基底BAW传感器灵敏度的特性,并与理论计算相验证,深刻理解柔性基底对BAW性能的影响,为其他类似结构的传感器提供理论依据和参考。

英文摘要: A new film bulk acoustic wave biochemical sensor on PET flexible substrate will be studied. This sensor has a SMR type resonator, which composes PI/W Bragg reflector layers. The resonant mechanism and vibration mode of this flexible BAW base on SMR structure will be researched. The electrical impedance expression and the improved Mason equivalent circuit model will be presented. A new PI/W Bragg reflector structure will be proposed and fabricated. By using the FEM simulation software, the effect of different structure parameters such as thickness of piezoelectric layer and Bragg reflector layers, thickness and width of electrode to the resonant characteristics of device will be analyzed. Flexible sensors with different shape and dimension will be designed. The micromachining process of the flexible sensor will be developed and the sensor chip will be fabricated.
