中文摘要: Ⅲ#26063;氮化物 (GaN、AlN、InN) 纳米线在纳米光电器件中有广阔的应用前景。项目对Ga、Al、In的氮化物及其径向异质结纳米线开展可控生长和物性研究工作,系统地研究化学气相沉积工艺下控制纳米线形貌、尺寸、结构、组分、取向等关键参数的生长技术,认识生长机理,掌握调控规律,实现了AlN纳米结构从零维到一维的调控生长,并在多种衬底上无催化剂辅助制备出了具有不同形貌特征的高度取向的AlN纳米棒阵列,获得了具有宏观尺寸的透明自支撑AlN纳米晶膜;获得了AlN纳米带、环以及分支纳米结构;制备了GaN纳米线及AlN/GaN新型径向异质结纳米棒阵列;控制生长获得了InN纳米线、带、片和管,对生长得到的纳米材料的微结构、组份、光学、磁学等性质进行深入分析,发现所得AlN透明纳米晶膜具有良好的紫外发光性质,而氮化铟纳米结构具有室温铁磁性,获得了一些重要的物性对结构的依赖关系,为三族氮化物纳米线的器件化应用打下了研究基础。

英文摘要: Group Ⅲnitrides (GaN、AlN、InN)have wide applications in optoelectronic nanodevices. The project carried out systematic studies on the controlled growth and properties of Ⅲnitride nanowires and their radial heterojunctions. The growth techniques of the nanowires with controlled key parameters including morphologies, sizes,structures,compositions and orientations were studied and the related mechanisms were revealed. The controlled growth of AlN zero-dimensional and one-dimensional nanostructures was achieved, and well-aligned AlN nanorods with varied morphologies were successfully synthesized on different substrates without any catalyst. Free-standing and transparent AlN nanocrystalized films with macro-size were fabricated. In addition, AlN nanobelts,nanorings and branched nanostructures were synthesized, too. GaN nanowires and AlN/GaN radial heterojunctions were synthesized. InN nanostructures including nanowires, nanobelts, nanosheets and nanotubes were grown. The physical properties of those nanostructures, such as micro-structural, compositional,optical, magnetic properties, were detailly examined, and it was found that the free-standing transparent AlN nanocrystalized film has good ultraviolet emission and InN nanostructures present room-temperature ferromagnetism. Some important dependence of the properties on the structures have been revealed, which would lay a research foundation for the practical applications of Ⅲnitride nanowires.
