中文摘要: 调制掺杂作为一种能大幅提升材料中载流子迁移率的技术,被广泛应用于二维薄膜及其器件中。本项目拟将这种技术引入到BiAgSeS三维块体热电材料中,通过调整调制掺杂的复合结构,建立有利于载流子输运的高迁移率通道,相对独立地改善改材料的电导率,从而获得对整体热电性能的大幅提升。此外,本项目还将对该复合结构中存在的载流子不均匀分布进行定量表征,建立相关计算模型,为利用调制掺杂技术改进材料的电输运性能作出理论上的依据。

英文摘要: Due to its outstanding efficacy in carrier mobility improvement, modulation doping has been widely utilized in 2-D semiconducting films and devices. In this proposal, we plan to introduce this unique technique into 3-D bulk thermoelectric material-BiAgSeS, so as to achieve an independent tuning of electrical conductivity and eventually an enhanced overall thermoelectric performance. To do so, a meticulously designed microstructure which is specialized for modulation doping shall be constructed, in order to establish an unhindered charge carrier transport channel for high mobility. Besides, corresponding simulations, together with the convincing experimental characterizations of the inhomogeneous distribution of charge carriers in this bulk composite, will be performed to provide theoretical support to unravel the underlying physical mechanism of enhanced thermoelectric performance via modulation doping.
