中文摘要: 超紧凑、低能耗光传输是未来光互连必然需求,绝缘层上硅(SOI)纳米线波导单元器件及其单片集成设计及制备是满足这一要求的核心技术,开展SOI纳米线波分复用器、调制器及其单片集成研究,对促进我国硅基光互连具有重要意义。 本项目开展超紧凑SOI纳米线波分复用器、调制器及二者单片集成设计和制备技术研究,开展超紧凑、平坦化、热不灵敏10通道波分复用器器件结构设计及优化研究;开展小型化、热不灵敏高速调制器阵列结构设计及优化研究;研究具有负温度系数聚合物材料在改善SOI纳米线波分复用器、调制器温度敏感性、调制效率中的作用。研究与CMOS工艺兼容的SOI纳米线波分复用器、调制器阵列及单片集成器件制备工艺,开展深紫外光刻、感应耦合等离子刻蚀加工技术研究,制备出10通道波分复用器、10个调制器阵列单元器件及其单片集成器件,为进一步开展与有源激光器阵列集成奠定基础。

英文摘要: Ultra compact,low power consumption optical transmision is indispensable for optical interconnection in future, the design and fabrication of insulator on silicon(SOI) nanowire device and integration is key technology,it is important to study of SOI nanowire wavelength multiplexer, modulator and integration. we will study of design and fabrication of SOI nanowire wavelength multiplexer,modulator and their integration. Ultra compact, flattop, athermal, 10 channels nanowire wavelength multiplexer will be designed; Compact, athermal modulator arrays also will be studied; How polymer with negative temperature index impacts on multiplexer response wavelength, modulator efficiency will be studied. The fabrication technology compatible with CMOS of nanowire wavelength multiplexer, modulator arrays and their integration will be studied, 10 channels wavelength multiplexer, 10 modulator arrays and their monolithic will be fabricated, which will play important role on further integration with laser arrays.
