中文摘要: 载流子的输运特性是半导体器件研发的基础,传统太赫兹时间分辨光谱技术在研究半导体的光致载流子演变过程中,只能测量载流子的时域特性,而忽略了其空间分布特性。本项目将太赫兹焦平面成像技术引入时间分辨测量中,探测半导体载流子的扩散与漂移运动,分析在不同功率的泵浦光和不同强度的外加偏置电场作用下,各种掺杂浓度半导体的载流子输运状态,并通过数字图像处理算法优化实验结果,利用连续性方程在理论上进行模拟,揭示半导体在光激励下相变的时空特性。本项目的顺利实施,将为半导体特性的测量提供一个有效的研究平台,为人们理解半导体载流子的输运过程提供一个更为完备的实验基础,为半导体器件的发展提供一个更为全面的实验和理论指导。

英文摘要: Properties of the carrier transportation are the bases for the manufacture of semiconductor devices. To study the evolution process of photo-generated carriers, the traditional terahertz time-resolved spectroscopy can only measure the temporal properties of carriers, but ignore their spatial distribution. In this project, the terahertz focal-plane imaging method will be introduced into the time-resolved measurement technique to detect carrier diffusion and drift processes. Under different conditions, such as the power of the pump laser and the intensity of the bias electric field, the transportation of carriers with different types and densities in semiconductors will be analyzed. The digital image process algorithm will be used to optimize experimental results and the continuity equation will be utilized to reveal spatial-temporal properties of the semiconductor phase-change under the light excitation. The achievement of this project will provide a useful research platform for studies on semiconductors and supply a more detailed experimental basis for acquainting the carrier transportation. This project will give a more overall experimental and theoretical guidance for the development of semiconductor devices.
