中文摘要: 针对加速实验不能完全满足快速、准确评价GaN LED器件可靠性的问题,本课题在加速实验的基础上,建立参数退化模型,从而利用加速实验中早期退化数据(3-10%)及退化规律,外推达到失效时(20-50%)的退化数据,以缩短实验时间,提高预测的准确性。建立准确的参数退化模型的关键问题在于:1、模型的有效性:模型基于退化规律不变而建立,而退化规律的一致性又对应于失效机理的一致性。因此,失效机理是否发生改变决定了所建模型是否有效。通过对退化参数进行计算,分析分布参数,来研究失效机理的一致性,保证模型的有效性;2、模型的准确性:有效利用失效前的退化规律,分析退化过程中二级温升效应等失效机理,将参数退化规律跟失效机理相结合,建立参数退化模型,从而保证参数退化模型的准确性;3、模型的误差控制:通过建立在线参数退化模型消除测温时由于温度升降而引入的冲击误差,通过优化早期参数退化比例减小模型计算误差。

英文摘要: As technology advances, the current accelerated tests can not fully meet the needs of rapid and accurate evaluation of the reliability of GaN LED (Gallium Nitride Light Emitting Diode) devices. To solve this problem, the subject will establish the reliability degradation model, based on accelerated test. To shorten the experimental time and improve accuracy of the forecasts, the model take advantage of early degradation data(3-10%) in the accelerated test and degradation law to extrapolate the failure data(20-50%). The key issues to establish accurate reliability degradation model lie in following factors. The first key issue is the validity of the model. The model is established, based on that the degradation law remains unchanged. And the consistency of degradation law corresponds to the consistency of the failure mechanism. Therefore, the validity of the model is decided by the consistency of the failure mechanism . To study the consistency of the failure mechanism and to ensure the validity of the model, the project will analyze the degradation parameters and distribution parameters. The second key issue is accuracy of the model.
