中文摘要: 柔性聚酰亚胺(PI)衬底Cu(In,Ga)Se2 (CIGS)薄膜太阳电池具有高光电转换效率、高重量比功率(W/Kg)、抗辐照能力强、长期稳定性等性能优点,在航空、航天领域及地面移动用电单位等方面需求广泛,是目前的研究热点。针对目前商业可用PI衬底普遍耐温能力差(高温极限500oC),需要低温生长CIGS吸收层的难题,本申请项目基于高温活化蒸发源技术,开展高温裂解Se蒸发源的设计、原理及使用等方面的应用基础研究,解决低生长温度下制备高质量CIGS吸收层及器件的问题,促进柔性PI衬底CIGS薄膜太阳电池的工业化应用。主要研究内容包括:1)高温裂解Se蒸发源的结构和电路设计;2)探索高温裂解Se蒸发源低温生长高质量CIGS薄膜材料的最佳工艺;3)明晰高温裂解Se源低温生长CIGS薄膜的相变过程及机理;4)CIGS薄膜太阳电池各层优化,制备转换效率超过18%的柔性PI衬底CIGS薄膜太阳电池。

英文摘要: Currently, flexible Cu(In,Ga)Se2 (CIGS) thin film solar cells on polyimide (PI) sheet have attracted more attentions because of the widely demands in terrestrial and space photovoltaic applications due to its higher conversion efficiency (specific power W/kg ), tolerance against high energy radiation, long-time stability. In order to promote mass production of flexible CIGS solar cells on PI sheet, we focus on the most difficult problem of growth high-quality CIGS absorber at low temperature attributed to the limited thermal tolerance abilities of available PI sheet (lower than 500oC) in market by the fundamental research on the design, principle and application of the high temperature cracked Se sources (HTCS) in this project. The main research topics are as follows: (1) Structural and circuital design of the HTCS; (2) exploiting the optimum growth process of CIGS film at low temperature by HTCS; (3) Clarify the phase transformation and principle of CIGS film via low temperature process by using HTCS; (4) To achieve the high conversion efficiency of 18% for flexible CIGS solar cells on PI sheet by optimizing the other fuctional layers in device structure.
