中文摘要: 太赫兹波处在亚毫米波与远红外光之间,其特有的物理特性使太赫兹波在大数据无线通信方面具有巨大的应用潜力,而微电子技术的发展使实现小体积、高集成和低成本的太赫兹通信集成电路提供了工艺基础。本课题拟对硅基太赫兹通信集成电路基础理论与关键技术中的一些关键科学问题进行研究,揭示该频段硅基有源器件频率行为机理、硅基无源结构的电磁特性与损耗机理、发展在太赫兹频段,信号波长和电路/器件/结构尺寸可比拟情况下的集成电路设计方法,完成关键电路模块的设计和实验验证,从而提升我国在硅基模拟集成电路基础研究方面的原始创新能力,增强我国在信息领域的国际竞争力。

英文摘要: The TeraHertz-wave, located between sub-mm-wave and infrared ray, presents a broad application prospects for mass-data wireless communication, while the rapid progress on solid-state microelectronics provides process foundation for THz communication integrated circuits with high-integration and low cost. This project intends to research on some key scientific problems in basic theory and key technology of silicon terahertz communication integrated circuit, reveal the frequency behavior mechanism of active devices, electromagnetic properties and loss mechanism of passive Si-based structure, develop the design theories and methods of integrated circuits in the terahertz band, which the signal wavelength is comparable to the circuit, device, and structure size, and design and experimental verification of the key circuit module in terahertz band, so as to enhance the basic research of silicon analog integrated circuit in our country, strengthen the original innovation capability and the international competitiveness in the field of information technology.
