中文摘要: 带间级联(ICL)结构是近年来中波红外激光器件研究领域受到广泛重视的一种新型量子阱结构。ICL结构采用带间直接跃迁Ⅱ型量子阱与级联电子、空穴注入区相结合的方式,可以克服中波红外激光器目前普遍采用的I型量子阱禁带宽度有限、和量子级联(QCL)结构带内跃迁增益不足的问题,其工作波长可以覆盖3-6μm中波范围。本项目拟开展ICL结构3.3μm波段激光器研究,其在高灵敏度、远距离检测甲烷气体、及其天然气田勘探、安全输运、地外生命探测等应用方面具有十分重要的应用价值。本项目提出InAs/GaInSb/AlSb/GaInSb/InAs"W"型ICL量子阱结构,通过计算优化参数,以提高波函数交叠、增加有源区增益;采用分子束外延技术研究量子阱界面问题,以获得界面陡峭、无缺陷、应力平衡的外延材料;在此基础上,研制波长3.3μm室温工作激光器,目标出光功率达到100mW。

英文摘要: Recently interband cascade laser(ICL) is a novel and popular laser in mid-IR light sources.ICL combines with direct interband transition type Ⅱ quantum wells and cascade structure of electron injector and hole injector.ICL solves problem of bandgap limitation of III-V material and gain lack due to intersubband transition in quantum cascade laser.ICL covers 3-6μm wavelength.3.3μm ICL will be fabricated in this project,which is the key device of gas detection equipment based on infrared absoption method.Methane can be high-sensitivity,quickly,remote detected by this gas detection euipment.ICL is very important in methane discovery,transport safely and life detection in the universe.To improve wavefunction overlap and gain in active zone,InAs/GaInSb/AlSb/GaInSb/InAs "W" type quantum well structure is introduced.To get steep one-atom interface,interface is grown by MEE method.3.3μm ICL with 100mW CW output power at room temperature will be fabricated.
