中文摘要: CdTe薄膜太阳电池,是非常有前景的第二代太阳电池,其产业化正在迅速展开。申请人在获得13.2%电池转换效率基础上,为了赶超16.5%的世界最高转换效率,针对该电池存在的关键科学问题,提出如下研究方案:1)CdTe薄膜晶体制备的调控研究。采用热丝辅助的近空间升华,改变生长气氛中的Cd/Te元素比,利用非平衡生长条件,调控CdTe晶体内部点缺陷种类和浓度;研究非平衡生长条件对CdTe晶体缺陷的调控,以及对电池性能参数的提高;2)CdS热稳定性研究。在CdS和CdTe中插入纳米级厚度的氧化物薄膜,通过与 CdS相互扩散,形成含氧的CdS:O微晶,提高CdS的热稳定性;减少它与CdTe的过渡反应和由此引起的与前电极的直接接触;3)低阻背电极形成及电池稳定性研究。利用WO3/金属组合薄膜作为背电极,避开Cu在背电极中的使用,利用WO3的高功函数特性,减小肖特基势垒。

英文摘要: CdTe thin film solar cell is a promising low-cost second-generation solar cell. Effort is currently being made to produce CdTe solar cell in commercial large-scale. Based on the fabrication of 13.2% high efficient CdTe solar cells in our laboratory, and in order to catch up and surpass the world-record cell with an efficiency of 16.5%, we are planning to do research work on the fundamental problems related to high efficient CdTe solar cell. The proposed research plans are as in the following:1)Artificial controlling of CdTe thin film growth. We will use a hot-wire assisted close-spaced sublimation growth system to artificially control the growth of CdTe thin film .Additional Cd and Te sources will be introduced into the growth chamber to get non-equilibrium growth conditions. The concentration and formation of point defects and the crystalline growth of CdTe thin film will be systematically studied. The effect of the variation of point defects on the performance of solar cells will be studied.2)Thermal stability study of the CdS thin film. A nano-meter thick oxide film will be inserted between the CdS and the CdTe films. The formation of micro-crystalline CdS:O will stabilize the CdS and avoid excessive inter-diffusion related reaction between CdS and CdTe. The direct contact between CdTe and the front contact
