中文摘要: 本项目是在电子束辐照GaN和AlGaInP材料体系LED实验的基础上,对由辐照引起的LED材料的缺陷类型进行研究,通过对缺陷类型的表征,获得缺陷能级分布和浓度等相关信息。并将诱生缺陷损伤与由辐照引起的LED发光强度的变化相结合,分析发光过程与缺陷能级之间的对应关系,最终目标是探索不同剂量和能量的电子束辐照LED诱生缺陷损伤和使LED发光强度提高的规律。本项目在探索LED的电子束辐照效应、提升LED的抗辐照能力和利用辐照效应的研究提升工艺水平和器件性能上具有重要意义。

英文摘要: In this project the type of defect caused by the irradiation of LED materials are studied based on the experiment of electron beam irradiation on GaN and AlGaInP material LED. The characterization of the defect types, defect level distribution and concentration are analyzed in the test. LED luminous intensity changes combining with the induced defects damage caused by irradiation are analyzed with the correspondence between the light-emitting process and defect levels. Tthe ultimate goal is to explore the law of the different dose and energy of the electron beam irradiation LED induced defects damage and the LED light strength. The project play an important role on the electron beam irradiation effect of the LED, LED radiation hardness and radiation effects research to enhance the level of technology and device performance.
