中文摘要: 无极性氮化物薄膜制备研究是目前半导体发光二极管领域的热点研究问题。本项目提出铝酸锂上无极性氮化物薄膜制备关键技术研究,主要借助于铝酸锂衬底与氮化物薄膜较小的晶格失配和热膨胀失配方面优势。通过研究铝酸锂衬底和其上氮化物薄膜制备过程,透彻了解铝酸锂衬底的挥发性、水解性和热稳定性对铝酸锂衬底和氮化物薄膜的结晶性能、发光性能等方面的影响;在实现制备大尺寸和高质量的铝酸锂晶体基础上,开展铝酸锂衬底的挥发性、水解性和热稳定性深入研究,减小铝酸锂上氮化物薄膜缺陷密度;设计、制备出铝酸锂上无极性氮化物半导体发光二极管器件结构,解决光输出功率和发光效率等核心问题;为铝酸锂上无极性氮化物半导体发光二极管的未来应用作贮备,推动半导体发光二极管科学与技术的发展。

英文摘要: The research of non-polar nitride films fabrication is the key topic in the filed of light emitting diode(LED). In this project, we focus on the research of non-polar nitride films on LiAlO2 fabrication relying on the little mismath on lattice and thermal expansion between nitride films and LiAlO2 substrate.We study on the influence of the volatilization, hydrolysis,and thermal stability of substrate to the properties of films.On the basis of the fabrication of large-size and high-quality LiAlO2 substrate,this project is to reduce the defect density of nitride films and fabricate non-polar nitride LED device.The solution of the problems in this project will accumulate theory and data for non-polar LED and promote the development of LED science and technology.
