中文摘要: 在本项目申请中,我们提出了运用片上变压器的方法,以提高包括混频器,振荡器,倍频器在内的微波集成电路的线性度。集成电路的输出端的非线性分量通过变压器反馈到输入端,通过设计变压器的绕数比和相移,使得这些非线性分量反相以对消,而基波分量同相,可以加强。在研究中,我们将首先研究片上无源变压器的建模和设计。变压器有两个互相耦合的线圈组成,阻抗的匹配取决于两个线圈的绕数比,由于半导体工艺的限制,线圈的绕数不能无限制的提高,否则会大大降低其Q值。因此在射频频率上,需要考虑其寄生效应,提高线圈的Q值,提出一个可进行比例调谐的变压器及总参数模型,在电路分析中,我们将利用Volterra级数的微波电路分析方法,结合晶体管的小信号线性模型和大信号非线性模型,将多种电路的线性化技术设计方法归纳到统一的Volterra级数设计分析方法里,并通过流片加工验证,从理论到实际得到一个完整的统一。

英文摘要: In this proposal, we present a novel technique, with which linearity of mixer, doubler and Vco could be improved by using on-chip transformer. Nonlinearity items at the circuits output ports can be feedback to the input port via the transformer. Adjusting the configuration of the transformer, such as phase shift, tuning ratio and impedance ratio,the nonlinearity can be cancelled out at the output while the fundamentalitems keep in-phase. In such case, the linearity of the circuits have been improved. In the study, we will focus on two points. First,the model of the on-chip transformer will be studied. Since the impedance ratio depends on the turning ratio, however considering the restrictions on the self-resonance and losses of the large inductor, turn ratio could not be improved too high. so a lumped elemet based model should be developped to ease the circuit design. On the other hand, Volterra series will be used to analysis the nonlinear circuit combined with transistor small and large signal model.Our ambitions is to integrate all the nonlinear circuit into a whole Volterra series theory scheme.
