中文摘要: 本项目针对目前大功率LED封装关键配套LTCC材料导热效果差以及导热作用机理研究不足的具体问题,以Si-Al-B-Ca-M-O(M为金属元素)可析晶玻璃粉复合高导热石墨超微细球为研究对象,在探讨析晶玻璃产生的纳米晶、微晶态的结构对玻璃导热性能的影响规律的基础上,研究析晶程度、玻璃相助熔性、材料烧结、体系导热性能四者之间的相互影响规律。. 期望通过控制玻璃析晶来实现玻璃相包覆转变为晶相包覆产生类并联的导热网络结构,并针对复相材料中因界面的存在而形成热阻造成整体的导热性能降低的具体问题,研究复相体系的界面层微观结构、界面层导热性能与基板导热性能相互影响关系规律。探讨出复相材料界面的粗糙度、接触面积、界面波纹度、几何形貌、渗透反应程度等对声子的传播反射影响机理,以改善大功率LED封装用LTCC基板的导热性能,并能对微电子无源集成电路封装用LTCC材料的导热性能研究提供新的思路。

英文摘要: Considering the insufficient research on the thermal conduction effect and thermal conduction mechanism of key low temperature cofired ceramic (LTCC) materials used for high-power LED package field, this project focuses on Si-Al-B-Ca-M-O (M is metal element) system crystallizable glass and high thermal conductivity superfine graphite powder composites. It is proposed in this project that the thermal resistance can be realized by transforming glass phase to crystallization phase coating and optimizing the interface layer structure.. By the optimization technology used from nano-crystalline, micro-crystalline and interface layer microstructure control in glass crystallization, the relationships among crystallization degree, melting temperature-reducing glass phase, sintering behavior and thermal conductivity are investigated in detail. Further, the interface structures, such as roughness, contact area, waviness, geometrical profile and infiltration reaction degree, are explored to reveal the influence mechanism of glass/crystallization/graphite composite on phonon propagation and reflection, interface layer and substrate thermal conductivity. And finally to improve thermal conductivity of the key LTCC materials used for high-power LED package. The above research provides a new idea of thermal conductivity research in microelectronics passive integrate circuit field.
