中文摘要: 具有CMOS电路高集成度、低功耗的优点,又有双极型电路驱动能力强、速度快优点的BiCMOS电路在现代电路系统中得到越来越多的应用。本申请项目提出一种BiCMOS组合电路的一般结构及其设计方法,进而提出一种全摆幅BiCMOS组合电路的驱动电路的通用结构及其设计方法,从而从开关级设计出全摆幅BiCMOS组合模块电路;脉冲式触发器具有结构简单、软边沿、低延时、低功耗等优点,本申请项目提出一种BiCMOS脉冲式触发器结构及其设计方法,进而设计BiCMOS时序电路;负微分电阻器件具有低功耗、高速度、功能强的优点,本申请项目将研究高性能BiCMOS负微分电阻器件特性及其设计,并进一步提出一种基于BiCMOS负微分电阻器件的BiCMOS组合电路和时序电路设计方法,最终设计出高性能的BiCMOS数字集成电路。开展本项目研究为我国开发具有自主知识产权的高性能BiCMOS数字集成电路提供技术支持。

英文摘要: BiCMOS circuits not only have the advantages of high integration level and low power as the CMOS circuits, but also have the advantages of strong driving capability and high speed as the bipolar circuits, which gain an increasing attention in modern circuits systems. This application projection proposes a general structure and design method of BiCMOS combinational circuits, and then a general structure and design method of driving circuits for full-swing BiCMOS combinational circuits is also proposed. Based on this, full-swing BiCMOS combinational circuits are designed at the switch level. Pulse-triggered flip-flops are characterized by simple structure, soft edge, small delay, low power and so on. Based on the advanced pulse-triggered flip-flops, a BiCMOS pulse-triggered flip-flops structure and design method are proposed for designing BiCMOS sequential circuits. Negative differential resistance (NDR) device has the advantages of low power, high speed and excellent function. Based on NDR, the characteristic and design method of high performance BiCMOS-NDR device are researched in this application project.
