中文摘要: 太赫兹快速成像系统在国土安全、生物检测等领域有着重要的应用价值。系统所需之关键器件,如太赫兹光导天线、太赫兹光控调制器等都是目前的研究热点。而实现单元器件的性能最优化、器件及成像系统的小型化,尚属研究难点。因此,本项目提出,使用基于掺离子砷化镓材料(如GaAs:O材料)的太赫兹光导天线及太赫兹光控空间调制器,来满足太赫兹快速成像的需求。通过优化掺离子砷化镓材料性能、合理设计表面金属电极结构等,以满足太赫兹光导天线对辐射能量、温度稳定性、使用寿命等方面的需求,以及太赫兹光控调制器对调制深度及响应时间等方面的要求。研究结果将为掺离子砷化镓材料的性能研究、太赫兹光控调制器等器件的工作机理提供新的理论和实验支持,对实现太赫兹快速成像系统的高效化及小型化具有重要的研究意义。

英文摘要: The High Speed Terahertz Imaging System has many important applications in the field of Homeland Security, Biological Detection, etc. The key devices in such system,such as THz photoconductive antenna, terahertz optical controlled modulator,are the research hot spots. To obtain the best performance of single device and minimize the whole imaging system is still one of the biggest difficulties. This project proposes the fabrication of the THz photoconductive antennas and terahertz optical controlled space modulators, which are based on ion-implanted gallium arsenide (such as GaAs: O material), to meet the requirements of high speed terahertz imaging. The performance of photoconductive antennas, such as the radiation energy, the temperature stability, and the long lifetime, and the performance of terahertz optical controlled modulator, such as the modulation depth, the response time, will be improved by optimizing the performance of the ion-implanted gallium arsenide materials and the design of the metal electrode (the surface structure of metal layer). The research results of this project will provide new theoretical and experimental supports for the performance research of the ion-implanted gallium arsenide materials, and the mechanism investigation of terahertz optical controlled modulator devices.
