中文摘要: 本项目以提高有机晶体管的载流子迁移率为主要目标,设计制备基于有机半导体/双壁碳纳米管复合半导体的柔性有机晶体管。首次采用新兴的双壁碳纳米管, 在其表面高密度修饰后再复合有机半导体。双壁碳纳米管的双层碳壁结构使得其外层碳管被高密度基团表面修饰以后,其完整的内层碳管仍能保持总体的导电能力和半导体性能, 避免了单壁碳纳米管在被高密度的基团修饰后失去导电能力的问题, 以及多壁碳纳米管电学性能过于金属性的问题。双壁碳纳米管为载流子提高快速通道, 但晶体管的开关比仍由这些通道之间的有机半导体调制。 而双壁碳纳米管表面的修饰基团能有助于有机半导体分子的有序排列结晶,减小或消除电荷注入能量壁垒,从而可以形成兼具有机半导体高开关比以及碳纳米管高迁移率双重优点的复合半导体材料, 并制备得到柔性可弯曲、高性能、低成本的有机晶体管。

英文摘要: This project will focus on the design and fabrication of novel flexible thin-?lm transistors (TFTs) based on organic semiconductors/double-walled carbon nanotubes (DWCNT) hybrid semiconductors. A DWCNT consists of two concentric SWCNTs that exhibit complicated but relatively independent electronic properties. The semiconducting electrical properties of inner tubes can be retained even after heavy functionalization of the outer wall by covalent chemistries. This unique property makes DWCNT superior over both single-walled carbon nanotubes (SWCNT) whose electrical conductivity diminished after heavy functionalization, and multi-walled carbon nanotubes (MWCNT) which show highly metallic electrical conductivity in this application. The semiconducting DWCNTs provide fast conduction channels for the charge carriers, while the on/off ratio of the transistors are still modulated by the organic semiconductors between these DWCNTs. The functionalized outer walls promote ordered alignment of organic semiconductor molecules, reduce or eliminate charge injection barriers, and hence achieve simultaneous attainment of high mobility and high on/off ratio in flexible TFTs.
