中文摘要: 基于低维半导体纳米结构和光电信息器件的研究现状和战略需求,利用我们在半导体纳米结构的可控制备、微纳光电探测方面的技术优势和微区时间分辨超快探测方面的工作基础,本项目以单纳米结构的光调控为目的,设计制作系列新型的具有组分突变界面的半导体纳米线异质结构,包括三节的CdS-CdSe-CdS和CdSe-CdS-CdSe等新结构,尤其是中间节长度可控的三节纳米线异质结构,并系统研究这些纳米结构的非对称光波导、受激发射等特性,通过超快光谱等手段研究其载流子的俘获、传输和复合等动力学过程,尤其是载流子在组分陡变界面处的动力学特性。在此基础上开展半导体纳米线光调控研究,构建高性能纳米线光开关与调Q纳米线激光器。同时借此项目的顺利开展,提升若干青年骨干教师的科研水平并培养若干优秀研究生,为提高我国在新型光电信息材料和器件研究领域的原创能力和国际影响力做出贡献。

英文摘要: Corresponding to the development strategy and actuality of nanoscale semiconductor optoelectronic devices, based on our research background and technological advantages in controllable synthesis,the optoelectronic detection of micro-nano materials and the experimental platform in the ultrafast spectroscopy detections,the controllable synthesis of the composition(band gap)sharply changing nanowires heterostructures including the CdS-CdSe-CdS and CdSe-CdS-CdSe hetero and hybrid nanostructure will be proposed firstly, especilly for the lengh controllable heterostructur in the middle section.Based on the above nano-structures, a systematical investigation of photonic properties will be proceed, which include optical waveguiding, the lasing properties and the ultrafast spectroscopy and carrier dynamics studies. Especially the study focus on the carrier dynamics through the sharp interfaces of these heterostructures. The light modulation based on semiconductor nanowires will be eventually proposed through two optical devices include the all-optical switch and the a Q switch nanowire lasers.In one side, this will be one of the most deserve proposals not only in improving the research ability of a young team working in photo-electronic nano-materials and nano-devices, but also in training a group of graduate students and young teachers. In other sides, this proposal will help to increase the the original ability and international influence power of China in the functional material and information device research areas.
