中文摘要: 半导体/铁电异质结有望综合利用半导体优异的光学和电学性质与铁电材料的强极化性能,进而实现新型多功能器件。然而,半导体/铁电异质结界面电荷、界面缺陷和界面极化等特性在外电场作用下的响应,以及其对异质结体系电学耦合性能的影响还不清楚。使用不同取向半导体/铁电异质结可以分别得到强度各异的极化耦合类型,研究其界面及电学特性有助于进一步认识铁电极化对异质结体系电学性能的影响机制。本项目拟在过去对半导体/铁电外延异质结生长、界面成键和能带排列等的研究基础上,采用脉冲激光沉积和激光分子束外延技术,通过优化生长条件获得高晶体质量和界面质量的不同取向ZnO/铁电(SrTiO3或BaTiO3)外延异质结,研究其界面特性在外电场作用下的响应和电学耦合性质,探索其影响因素及规律,并揭示其内在物理机制。这些研究将为推动半导体/铁电异质结的应用提供材料基础和实验依据。

英文摘要: It is hopeful to integrate the superior optical and electrical properties of semiconductors together with the strong polarization of ferroelectrics by using the semiconductor/ferroelectric heterostructures, which provides a powerful method of new multifunctional devices. However, it is unclear about the response of semiconductor/ferroelectric heterointerface charge, defects and polarization to external electric field, so does the effect of such interface characteristics on the electrical coupling properties. The semiconductor/ferroelectric heterostructure with different orientations induces polarization coupling types of various strength, studying the interface characteristics and electrical properties of which helps to clarify the influence mechanism of ferroelectric polarization on the electrical properties of such system. Based on the previous work on the growth, interface bonding and band alignment in semiconductor/ferroelectric heterostructures, in this project, we will grow different epitaxial oriented ZnO/ferroelectric (SrTiO3 or BaTiO3) heterostructures with high crystal and interface quality by optimizing the growth condition of pulsed laser deposition and laser molecular beam epitaxy techenique, study the interface characteristics in response to external electric field and electrical coupling propertie
