中文摘要: 针对尺寸效应与晶体取向如何影响砷化镓纳米线的光伏特性这一基础性问题,本项目拟从生长机理-几何与晶体结构-光电性能关系入手,采用系列晶体学、光学及电学的表征手段,通过"自下而上"的方法,优化固态源化学气相沉积技术制备砷化镓纳米线的过程参数,并:(1)通过研究金催化剂颗粒如何决定砷化镓纳米线的尺寸、晶型与生长方向,揭示其生长机理;(2)通过研究不同金属电极与不同尺寸、取向的砷化镓纳米线的接触类型,确定具有欧姆接触与肖特基接触特性的金属电极材料;(3)通过研究不同尺寸、取向的砷化镓纳米线与不同金属电极接触下的光伏特性的影响,得到不同几何与晶体结构对砷化镓纳米线的光伏特性影响规律。本项目得到的系列研究成果预期可以深化砷化镓纳米线光伏特性的基础理论研究,也为其应用提供重要的过程参数控制依据。

英文摘要: Since the dependence of photovoltaic performance of GaAs nanowires (NWs) on the dimensions and growth orientations is extremely important and still not yet fully understood, this proposal is aimed to tackle these challenges utilizing the thorough, complementary optical and electrical characterization approach. Specifically, we (1) explore the optimization of GaAs NW growth via the "bottom-up" catalytic solid-source chemical vapor deposition and concentrate to study the growth mechanism by investigating how the catalyst particles determine the NW dimensions, crystal phase and growth orientations; (2) systematically evaluate the metal/NW contact properties with different NW dimensions and orientations; (3) assess the mechanistic correlation among the diameter, growth orientation and photovoltaic performance of fabricated GaAs NW solar cell devices. The successful completion of this project will be a major milestone to further deepen the fundamental understandings in enhancing the energy conversion efficiency of GaAs NWs based next-generation solar cells.
