中文摘要: 对可用于新三代太阳能电池的硅量子点材料的制备与物理性质的研究是当前受到国际上许多研究机构的重视和研究的课题之一。本项目利用我们自己提出的多层膜限制性晶化原理,采用等离子体化学气相沉积技术与激光或热退火技术相结合的实验途径,制备出了尺寸均匀可控的高密度硅量子点多层膜,通过控制量子点的尺寸以调控量子点的禁带宽度,设计和制备出由具有不同尺寸的硅量子点构成的多层结构。在此基础上,我们对材料的结构,输运性质,载流子的激发、复合等过程与物理机制的探索等方面进行了较为深入和系统的研究。同时,我们初步设计和制备了p-i-n型电池结构,获得了原理性器件,对器件的性能进行了测试和研究。同时,我们还开展了硅纳米结构在陷光方面的研究,设计和制备了异质结电池,观测到了亚波长图形结构对电池性能提高的现象。在以上研究的基础上,我们发展了一条获得小尺寸硅量子点多层结构的有效技术方案,获得三项授权国家发明专利,申请国家发明专利一项,发表SCI论文22篇,并与国际上许多研究组进行了合作交流,圆满完成了预定的研究目标,为下一步的研究工作打下了良好的基础。课题负责人也在项目执行期间入选了教育部"长江学者奖励计划"特聘教授。

英文摘要: The study on fabrication and physical preperties of Si quantum dots films is one of the active research fields in the world recently. We prepared the uniform and size-contrllable Si QDs multilayers by combining the PECVD deposition and laser or thermal crystallization techniques based on our proposed constrained crystallization principle. The multilayered structures containing Si QDs with various sizes can be obtained and their optical properties can be modulated for solar cell application. We investigated the microstructural, carrier transport and absorption as well as recombination proceses of Si QDs-based films. Meanwhile,we fabricated the cell structures and studied the cell performance. we also prepared light trapping stuctures for hetero-junction cells and improved the cell properties. So far, we have published 22 papers in peer-reviewed journals and obtained 3 authorized patents and 1 under-reviewed paptent. We fulfilled the targets and the objectives of the research project which will be very helpful for the future work. The person in charge achieved the titled professor of "Changjiang Scholars program".
